Mass imaging improves IC thermal performance
DEK has successfully applied mass imaging techniques to improve the uniformity of thermal interface material deposited between a silicon die and its package lid during semiconductor packaging.
Guide justifies ProFlow process
Continuing DEK's commitment to helping customer's maximise the effectiveness and efficiency of ProFlow Direkt Imaging, DEK has published a free implementation guide.
ProFlow ITC enhances material stability leading directly to tighter process control.
It also enables new applications such as screen printing of polymer thick film inks.
The SCAR option allows paste pressure to be set, stored and retrieved with the product file.
Desired pressure is automatically maintained, thus allowing machine access to manually adjust the paste pressure mechanism.
The result is reduced machine stoppages, improved consistency and greater process control.
Skis effectively provide paste retention while printing.
The skis' flexible silicon compound conforms precisely to the stencil, and is now enhanced by a low-friction PTFE coating vulcanised onto the mating surface.
The vulcanising process is resistant to cleaning solvents and mechanical wear, maximising the performance and durability of the paste retention system.
Wiper selection is also critical when optimising the process, and Mylar wipers are designed for use with delicate plastic stencils and emulsion screens.
Optional titanium wipers are now 12-thou thick for improved gasketing.
Standard stepped titanium wipers provide the optimum blend of a rigid (12-thou) tip to minimise scooping from stencil apertures, with a flexible (8-thou) belly to maintain wiper pressure and contact with the stencil surface.
New ProFlow system software automatically invokes the latest recommendations for printing in modern production environments, and retains user selectable alternatives, while users can now optimally match transfer head properties to the application.
The cassette type enables quick and convenient changeovers, and can be configured to automatically stop the machine when the cassette is empty.
For a larger print area with slightly higher paste utilisation, rechargeable heads have the edge.
