International Rectifier has introduced the world's first 1000V radiation-hardened power MOSFET.
The new Co-Pack devices consist of a 600V IGBT and a HEXFRED fast recovery diode rated at 5, 7, 12 or 20A in a single package configured for half-bridge or inverter topology.
Featuring optimised reverse-bias safe operating area (RBSOA) and 10us short-circuit capability, the new Co-Packs deliver improved ruggedness during startup and abnormal current and voltage spikes.
The "square" RBSOA provides maximum current rating up to the maximum voltage rating.
The 600V NPT IGBTs have a low current "tail" at turn-off, significantly reducing switching energy losses compared to previous generation, allowing modulated frequencies up to 20kHz.
Higher modulated frequencies allow better torque control at lower speeds as well as reduced audible noise.
The new IGBT technology uses thinner wafers to reduce electrical and thermal resistance, offering lower switching losses without any increase in conduction losses.
The new IGBTs do not require negative bias for turn-off, eliminating the need for an auxiliary power supply, and simplifying the use of gate driver ICs.
